1) Consider the BiCMOS amplifier shown in Figure 1. The BJT has VBE = 0.7 V, β = 250, VA=100 V, Cμ = 0.95 pF,
and fT = 400 MHz. The NMOS transistor has Vth,n = 0.8 V, kn’W/L = 1 mA/V2, 𝜆 = 0.1 V-1, and CGS = CGD = 0.4 pF.
a. Consider the DC bias circuit. Neglect the base current of Q2 in determining the current in Q1. Find
the dc bias currents in Q1 and Q2, and show that they are approximately 200 μA and 500 μA,
respectively.
b. Consider the circuit at midband frequencies. First, determine the small-signal voltage gain Vo /Vi .
(Note that RG can be neglected in this process.) Then use Miller’s theorem on R G to determine the
amplifier input resistance Rin. Finally, determine the overall voltage gain Vo /Vsig.
c. Using the short-circuit time constant method, find the lower corner frequency (−3 dB frequency)
and determine the frequency of the poles due to C1 and C2.
d. Find the upper corner frequency (-3 dB) separately by using Miller's theorem (i.e., converting the
floating capacitors into non-floating capacitors and finding the dominant pole) and by the open-
circuit time constants method. Compare your results and comment about the differences.
