Example 1
A 23 fa cto rial design was used t o develop a nitrid e e tch process o n a single-wafer p la sm a etching
tool. Plasma e tching is a f o r m o f p la sm a processing used t o f a b r i c a te inte gra te d circuits. It involves
a h igh -speed stream o f glow d ischarge (plasma) o f a n a p p r o p r i a t e gas mixture be ing sh ot (in pulses)
a t a sample. The design f a c t o r are th e g a p between th e electrodes, th e Hexafluoroethane gas flow
a n d t he Radio Frequency (RF) power a p p l i ed t o th e cathode. Each r u n a t two levels a n d replicated
twice. The response variable is th e e tch ra te f o r silicone nitride. The d a t a a re shown below
